摘要:通过Ag掺杂和磁控溅射方法生长ZnO:Ag薄膜,分析了氧气氛退火温度后薄膜的微结构和电阻率等电学性能。退火前薄膜的晶拉大小为l5nm,经过600℃氧气氛热处理后,晶拉增大到35nm左右;霍耳洲试结果表明,氧气氛后ZnO:Ag薄膜转变为p型电导。薄膜对可见光的透过率大于83%,有陡峭的截止吸收限,对小于378nm的紫外光有强烈的吸收。
